چکیده

Self-assembled InAs bi-quantum-dot molecules (BQDMs) on GaAs (0 0 1) have been achieved using gas-source molecular beam epitaxy (GSMBE) and characterized by atomic force microscopy (AFM) and photoluminescence (PL) measurements. After the initial InAs quantum dots are partially capped with GaAs and followed by deposition of InAs, BQDMs are formed. Photoluminescence spectra of BQDMs can be described by two Gaussian-fitted curves at low temperature due to two different dot sizes. This is consistent with dot height histograms obtained from AFM images of BQDMs. For PL intensity, thermal quenching is observed at temperatures above 100K. The activation energy of BQDM PL corresponds to nonradiative recombination due to defected-related states and potential fluctuation. r 2006 Elsevier B.V. All rights reserved.

Optical phonons in self-assembled Ge quantum dot superlattices: Strain relaxation effects

We present Raman scattering by optical phonons in self-assembled Ge quantum dot superlattices grown by solid-source molecular beam epitaxy. The Ge quantum dots are vertically correlated and have different average sizes and dot morphologies. The GeGe optical phonon frequency was mainly caused by strain relaxation effects. Experimentally observed GeGe optical phonon modes were compared with calcu...

Ordering and shape of self-assembled InAs quantum dots on GaAs„001..

Quantitative grazing-incidence small-angle x-ray scattering experiments have been performed on self-assembled InAs quantum dots ~QDs! grown by molecular-beam epitaxy. We find pronounced nonspecular diffuse scattering satellite peaks with high diffraction orders, indicating a lateral ordering in the spatial positions of the InAs QDs. The mean-dot–dot distance and correlation lengths of the dot l...

Self-assembling and self-ordering of Ge islands on vicinal Si(001) surfaces

Fabrication of semiconductor quantum dot structures with a regular in-plane spatial distribution and optimum size uniformity is highly desirable for applications of their novel optical and electronic properties. This remains a challenging subject, especially on the nanometer scale. The strain-driven self-assembled formation of Ge islands on Si during molecular beam epitaxy (MBE) in the Stranski...

Distribution and shape of self-assembled InAs quantum dots grown on GaAs (001)*

Grazing incidence small angle X-ray scattering (GISAXS) and atomic force microscopy (AFM) experiments are employed to study self-assembled InAs quantum dots (QDs) grown by molecular beam epitaxy (MBE) on GaAs (001). The GISAXS spectra show pronounced non-specular diffuse scattering satellite peaks with high diffraction orders up to 3 along [110], [1–10], and [100] sample azimuthal orientations ...
